Abstract

The phonon spectra of GaAs/AlAs superlattices are calculated with allowance for the nonideal character of the heteroboundaries. The results are used to analyze data on Raman light scattering by acoustic and optical phonons in GaAs/AlAs superlattices grown in the (001) direction. The solution of the inverse spectral problem can be used to determine the set of structural parameters of the superlattice (the period, the thicknesses of the GaAs and AlAs layers, and the thickness of the transition layer at the heteroboundaries) from experimental data on the phonon frequencies in the superlattice.
